PhD position (f/m/d)
for the topic:
“Growth and characterization of homoepitaxial gallium oxide films”
The development of innovative solutions for efficient power electronics plays a crucial role in connection with the energy transition. The novel semiconductor material gallium oxide (β-Ga2O3) has the potential for low-loss and cost-effective power electronics and could therefore make a decisive contribution to such a solution. However, a clear consensus on the optimum surface orientation for lateral power devices has not been reached so far. Therefore our recently granted DFG project aims to provide a comparative studies of devices on different substrate orientations. The main aspects of the project are distributed over bulk and thin film growth (IKZ/Berlin), device processing (FBH/Berlin) and device characterization/testing (TUB/Berlin). The advertised position deals with the homoepitaxial growth of β-Ga2O3 by MOVPE with the goal to develop a process to produce high-quality β-Ga2O3 layer structures with optimized interface properties and homogeneous thickness and doping concentration on (100) and/or (010) β-Ga2O3 semi-insulating wafers. This work package thus represents the link between bulk crystal growth and device processing.
Applicants Responsibilities:
- epitaxial growth of β-Ga2O3 by MOVPE on differently oriented substrates
- development of growth models
- process-accompanying standard characterization (e.g. AFM, Ellipsometry, XRD)
- wet chemical substrate pre-treatment
Applicants should have:
- a MSc degree or a Diploma in physics, chemistry, materials science or a related discipline
- expertise in the field of oxides, thin film growth and thin film characterization
- the capability to scientifically work on an independent basis; carry out structured scientific work within a highly motivated team of researchers and technicians
- good English language skills to work in an international environment.
What we offer
The position is limited to three years, an extension for another year is possible. Payment is according to TVöD Bund (E13 75%) (Collective agreement for the public sector). The contract includes the usual social benefits (30 vacation days in a 5-day week, flexible working hours).
